Fotodedektörlerin güvenilirlik testlerinin incelenmesi

Abstract

Hızlandırılmış güvenilirlik testlerinin amacı, üretimi yapılan veya yapılacak olan yarı iletken devrelerin güvenilirleri hakkında hızlıca bilgi sahibi olmaktır. Daha sonra test sonuçları kullanılarak güvenilirlik sınırları içerisinde ortalama kullanım süreleri hesaplanır. Bu çalışmada yarı iletken teknolojisi kullanılarak üretilen entegre devrelerin ve foto detektörlerin güvenilirlik testleri incelenmiş, uluslararası standartlara göre kategorize edilmiş ve literatürde yer alan örneklere kaynaklarıyla birlikte yer verilmiştir. İlk olarak foto detektörlerin çalışma prensibini anlama adına genel olarak yarı iletken fiziğinden ve diyottan bahsedilmiş ve ardından güvenilirlik ekseninde üretim aşamaları anlatılmıştır. Son olarak, yapılan güvenilirlik testinin sonuçları değerlendirilmiş ve istatistiksel veriler elde edilmiştir.

The purpose of accelerated reliability tests is to quickly acquire reliability information about manufactured integrated circuits. Then these accelerated test results are used to predict the mean time to failure at the use conditions. In this work, the results of integrated circuit's and photodetector's reliability tests, which were manufactured by using the semiconductor technology, were investigated, classified according to the international standards, and some recent studies of reliability tests were presented with their references at the literature. At the beginning, the semiconductor physics and diode were presented to understand the operating principle of photodetectors. Then semiconductor manufacturing process faults, which are related to the integrated circuit reliability, were described. Finally, the reliability test results were explained and statistical datas were obtained.
